A 6-12 GHz Wideband RF PIN Diodes based Limiter with 1-dB Insertion Loss and 30-dB Limitation Rate

Positive-intrinsic-negative (PIN) diodes play a key role as limiters in various communication systems, especially radio frequency (RF) receivers, to protect sensitive RF circuit elements from high power incident waves. However, PIN diode limiters utilized in many RF circuits suffer from a trade-off between power handling and limiting level. In this work, two (one-stage and two-stage) PIN diode-based limiters are provided that operate in the frequency range of 6–12 GHz and handle up to 5 watts of continuous wave (CW) and 5 watts of pulse wave (PW) of incident RF power. These limiters' approaches have been enabled by recent improvements to Skyworks’ state-of-the-art PIN diode technology. The proposed limiters are based on wire integration of discrete PIN diodes and will be able to provide perfect RF operation and power handling when compared to common hybrid limiters that work on chips. Also, the proposed limiter has a dramatic reduction in device cost. To testify to our approach, both of them are fabricated and measured. The measured results of the final two-stage limiter exhibit a 30 dB limitation rate and 1 dB insertion loss. Also, its threshold input power level and maximum input power are 7 dBm and 37 dBm, respectively.
